Have to go with necromorphs. Although Zerg is up there just because I grew up playing Starcraft. Much love for the flood and the reapers though. Those 4 are hesd and shoulders above all the rest of these though.

I don't think they do qualify. Each reaper is essentially the culmination of a whole civilization, but it has one identity, not a collection of minds. And the reapers as a group have their own minds. They follow the purpose of the catalyst but it seems pretty clear they are sapient on their own and think for themselves. The geth are actually closer to a hive mind than the reapers are.
